It is very common to relate ENIG pad surface finishing with BLACK PAD defect. However, is anyone know why BLACK PAD defect only happen on fine pitch pad areas suach as BGA, QFP? Why this defect did not or seldom happen on capacitor @ resistor pad??

Has anyone done the research on BGA pad size? suppose I have a 0.030" diameter pad as recommended pad size from the spec, what will the minimum pad size allowed? We are laying out a high density board.

I don't believe that you are seeing black pad. I think you are seeing an oxidized pad from your statement that these pads take solder. I would guess that these will be fine. But I would re-tin all pads prior to attaching the BGA to make sure.

The black pads that we see are on the BGA component. We removed the component from its site and on 2-3 pads 100% of the ball stuck to the pad on the PCB and the corresponding BGA pad was black.

We'd expect to see: * Solder starved connections at pads with large trace/pad areas. * Less reliable solder connections at pads that do not match the shape and size of the corresponding pads on the component.
