Dear Sr.Tech, We tried to adjust the soak time and TAL time of reflow profile, but it doesn’t seem to help much.

Did you try 0.12 or 0.1mm nano coated stencil @ 10 mil aperture? A soak time type profile with long reflow time could help.

Sounds like improper heat distribution! Raise your prheat/soak time to assure even heating of the board∂. Another issue could be the moisture causing this anomaly.

X-RAY, X-RAY and X-RAY.. to optimize your reflow process when using BGA's you have to use your reflow profile hand to hand with your x-ray process.

Increase Soak time & Slow down line did reduced Delta T by 10+,Fans are at max - Both High -getting closer to target now.Great idea.still more to do .Thanks for advices.

Exactly what should I look at in my reflow profile? Soak Times, TAL, Peek?!? I am right in the middle of the manufacturing specifications as far as my profile goes.
