It is very common to relate ENIG pad surface finishing with BLACK PAD defect. However, is anyone know why BLACK PAD defect only happen on fine pitch pad areas suach as BGA, QFP? Why this defect did not or seldom happen on capacitor @ resistor pad??

The discoloration/shadow appearance is a clear sign of black pad which is from nickel corrosion in the gold bath.

Josh, You can not check the bare boards for black pad unless you remove the gold plating. Like Robin said black pad is nickel oxidation/corrosion and a result from bad electroless nickel plating bath control. The only preventative action you take is

Search the fine SMTnet Archives for background on black pad. If you have black pad on your boards, return them to your supplier.

Also be careful in assuming you have black pad. A nice straight crack along the Sn-Ni intermetallic is probably just overstress at some process (most likely ICT). The better board suppliers figured out how to avoid black pad years ago.

While underfilling BGA "mounted" on blacked pad boards could improve the reliability by attaching the BGA to the board, you should believe that all components soldered to the board will be affected by the black pad, not only BGA.
