I am working with a BGA package. The laminate layer is being modeled as BT-Cu smear. The thermal conductivity of BT is 0.19 W/mK. Does anyone know what the density and specific heat values are for BT?

Mitsubishi Gas & Chemical's Bismaleimide-Triazine (BT) resin laminates are the defacto standard material for BGA. Have you checked with them?

Hi Dave, Hmmm, pix F2? Do you meran figure 2 or second picture? The second picture is the bare board before printing. Gold plated pads. Is that what you mean? mk

Dunno about UK suppliers, how about: * Isola P97 / P27 * Polyclad GI-787 If laminates are so bloody expensive in UK, why not them have made in the States?

I would like to see the report from MacDermid. We have samples of ag boards in which the underside of PCB pad has been plated between the PCB laminate and pad.

If you are doing small circuits, you could use glass slides http://www.hometrainingtools.com/catalog/microscopes-accessories/cat_microscope-slides.html apply conductive epoxy traces, place your components in it and cure at ~ 120 Degree C

Look here: http://www.standardpc.com/hitemp-laminates.htm There is nothing significant in the selection of this supplier's table than others posted on the web.

I have a Polyimide board that is showing signs of de-lamination. I was wondering what pre-bake times and temperatures other people would recomend for new boards as well for boards that have been on the shelf for 8 months.
