I am doing some research on flux free/flux less SMT reflow soldering. Do you have any equipent/process recommendations? Does anybody use it for volume production and what are the constraints (finish, balls, paste, vacuum, pressure, size)? What is a good source for literature. I could not find much on the internet. Thanks a lot for your help.

Try Seho http://www.seho.de/index.php?id=2〈=en . At one time they had a machine that ran at near 0% oxygen (all nitrogen)that would solder without flux.

I would look at SST International and Sikama International. You might solder using forming gas. Forming gas is 10% hydrogen and 90% nitrogen or 8% hydrogen and 92% nitrogen.
