BGA: reworking BGAs, testing and inspection | 8 February, 2010

Greetings,

We are looking to purchase equipment to rework / repair our circuit boards with BGAs. Our newer boards are starting to have more and more BGAs.

Is there any information that "ranks" BGA rework stations? - a kind of a consumer reports for this equipment?

I have no clue what is recommended and what is not.

Also we need the ability to do in-circuit testing of board containing BGAs - any suggestions? We use bed-of-nails testers currently.

And last - what can you recommend to inspect our BGA reworks?

Use x-ray inspection to identify the obvious defects such as shorts, missing balls and gross solder voids.

With regards to the rework, size and mass of the PCBs is important, in addition to the size of the components that are to be reworked.

You might be in the game with $6K (APE Chipmaster Hot Air machine with Preheater or similar setup) if you have small PCBs with small to medium BGAs and are able to hand place and align.

You might be getting into $60K (AirVac DRS25, Denon, Finetech and similar) in a real hurry if you have large heavy boards, or boards with BGAs whose fine pitch dictates vision assisted placement.

I have no affiliation with the above referenced companies, but from past experience the Airvac DRS25 is definitely the workhorse.

The correct machine makes this work far less formidible.

We have been using the SRT 1100 , now VJ for 10 years now and it has handled anything we put to it. I evalueated the Upper end Den On sold by Focal Spot several years ago and it was also a good machine. I also like the upper end A.P.E. machines. For the BGA rework machine I suggest upper end, for X-ray I suggest minimal. Once your process is fine tuned you will only need the X ray to check for shorts, voilds, and uniform balls. You might want to consider taking our BGA rework class before you purchase a machine. You can bring your boards to class and learn to rework them with our SRT. See our listings under events.
