Vibration testing of BGA packages/assemblies | 28 December, 1998

Does anyone have any experience with vibration testing of BGA packages and assemblies? We are starting to design BGA's into some of our products and we have not found very much information on vibrational test results. Any information will be helpful.

Any information will be helpful. | I do not have any specific data for you. But 4 years ago when I implimented BGA at my previous company, we ran the boards through shock and vibe (had machines in-house) and they survived some serious vibration. You will find the BGA to be much more robust and able to withstand vibration better then fine pitch.

We use FR-4 substrate materials in 2,4,and some 6 layer applications. We typically test product to 5 G's vibrational requirements. We have not found a lot of information on vibrational testing of BGA packages, so we are looking for some help.

We have not found a lot of information on vibrational testing of BGA packages, so we are looking for some help. | | Mike Zurn | You operate in a fairly severe environment. Mechanical shock testing, as you are doing, is one part of the equation. It is analog to drop testing as done for many assembly types including portable/laptop computers, avionics systems, automotive devices, etc.

Mechanical vibration is a separate issue, but must be used in conjunction with mechanical and thermal shock as well as thermal stress testing. First, you must (as you no doubt have) establish acceptance criteria for your product - or do the testing and determine its maximum limits.

Mechanical stress (vibration) testing takes on two forms. One is random vibration. Another is sinusoidal wherein a constant vibration frequency is used to stress product, solder joints, etc.

There are many thermal, mechanical, and environmental test equipment manufacturers out there. Also, there are many independent test laboratories available to provide assistance concerning reference test methods and acceptance specifications for verious product and device types (again as military/aerospace, commercial, automotive, etc.).

I have done work for most all of them. One place for you to start, as your product is most like automotive (one of the most severe environments inside space), is with the major automotive manufacturers. Some may provide information concerning how they perform what testing at what rates.

I have environmentally, thermally, and mechanically tested many product types, using most device types as BGA, etc., to over 500 cycles to failure. Again, your product, warranty, customer requirements, and market expectations dictate what type testing and how much of it you need.
