Reballing BGA Devices | 12 January, 1998

Does anyone have any information on reballing BGA devices? I'm looking for specs, a process flow, and what tests should be performed afterward. Also, I'm looking for any companies that contract this service. Thanks.

There are a few reballing devices out there. Rework Solutions in San Jose, CA sells one. There are a few services that do it for a fee. One is Netco Automation. I am told they do a great job. I am not sure of the phone but they are somewhere back east. I've had demo's on two machines recently. HTI Engineering in Medfeild MA. has a very nice machine. Singularity in Portsmouth N.H. has a very basic , simple machine. You should check tooling costs. Hello Allan, We at NETCO Automation perform all types of BGA rework and solder sphere attach. We have processess for micro , tape , plastic and ceramic. We have also recently developed a sphere attach method using only solder paste. For more info , you can contact me through our website at www.netcoautomation.com

There is a company named BGA Bumps that reconditions BGA IC's. Check out their web page www.bgabumps.com(below). As far as process specs you should look at the July 1999 issue of Circuits Assembly Magazine detailing many complex rework process and contains an article specifically regarding BGA Re-Balling.
