We tend to screen paste to the BGA ball. This is quite effective although the repeatability of screening is not always great. Does anyone else use this method and how or have you managed to overcome this repeatability issue.

For FR4 ENIG PCB: 1. In a normal condition, what is the broken location after BGA peeled off?(FR4 layer or Ni layer or solder ball) 2. What is the soldering acceptance criteria for BGA in CMK?

We had similar problems with some of our products and found the root cause was our ICT fixture. The damaged balls/pads were always in a certain locations so finding the pattern helped. It also didn't help that the boards were ICT'd 10 + times.

you may want to try a different MFGR of paste, this does help on many occasions. Russ

very minimal at very few locations. We do not Xray every board but sample them. I think you will find pretty good results here (not perfect) Russ

OK. Thanks!! Lastly, is it the nature of the chemistry that Sn/Pb solder mixed with Pb-free alloy will be getting voids? If so, what's the physic/chemistry behind it?

I have noticed certain BGAs void more than others. We place about 8 different brands of BGAs and only one brand voids like crazy and we have to adjust for it.
