The package is flip chip BGA (FCBGA592) I found some info on leadless devices damages in IPC610 but it is not exactly what I am looking for.

Last 6 years I work with EM907 from Kester, with SAC305. And I don't have any problems.

SAC305 - it's just a metal composition of solder paste. All properties of solder paste depend on chemical composition of flux and other components - I don't know their names in English, sorry.

is wave soldering the only option? Depends on design? can you use a pin in paste process to accommodate SMT and through hole? are you in full control of your design?
