Without seeing your X-ray, it sounds like your BGAs are out gassing. This casues the situation you described. Try baking some BGAs and run them along with ones not baked to see.

From what I can understand, you say this only happens on one type of BGA (?). Try baking this BGA. You may have out gassing during rework. Do you use tacky flux during rework? If so, try a different flux. And last, check your rework profile.

What kind of voids? There are voids from out gassing (moisture) and voids from contamination and or poor solder ability ? If it is on one component I would look at the part. Also if it a big Varistor make sure the board is preheated properly.

Well it can only be one of two things. Flux residue from your paste or some type of out gassing from the boards you are running.
