| | | We have been encountering diminishing ball shear readings these past few weeks, despite the fact that we did not change any ball shear tester parameter. Our reflow parameters are also within spec limits. ( 210-220 deg C max temp. and 40-60 sec

Solder balls on solder side!!

If we were talking about a single board problem, wed be thinking about the laminate, but since you imply the problem is broad-based across multiple assemblies, consider the following machine parameters: * Crank-up preheat time / temperature to driv

Mix Pb and Pb free alloy

I have a product with mixed in Pb free and Pb BGAs. I decide to use SnPb paste with Pb free reflow profile to make it work for both types of BGA. Do I have a reliability solder joint issue by using this method? How is your opinion on this case? Can

Casimir: Let me expand on something that I said in my response to your thread on ionic testing. Generally, no-clean people dont use ROSE testing as part of their process control, because the ROSE test is essentially washing your board in DI/IPA

BGA-Problems with adhesion of the solder balls

Hey, has anybody experienced problems with solder balls falling off BGA's? I have not been able to identify a contaminant nor any physical problems that would cause this. On packages with 'good' adhesion I have not observed any intermetallic form

Too much flux will spatter and can leave balls on either side. From your pix you may too little flux. Try turning up and see. Also try hand applying your alcohol based flux and running through. Will take away a few question marks.
