Why you do not try by yourself ? Run some BGA reflow with and without N2 then X-ray the solder joints. Regards GS

Wetting with lead free at wave is a bit different. You may need to increase your flux parameter to gain top side wetting. May get rid of the voids too.

Satisfactory solder paste should: * Be aligned with all pads * Conform to the stencil pad-aperture size * Have a smooth, flat void-free surface

Can someone point out what sort of defects at the joint I can expect if solder is above liquidus for 3-4 minutes rather than the typical 1 - 1.5 minutes. Voids? Grainy joints? Poor wetting? Thanks

Yeah, that's what I'm doing now. I have it now peaking around 235, with about 70 sec. above 220C. (220C is the reflow temp, according to manufacturer. I've always used 217C for Pb free) Wish me luck. Thanks!

My brother-in-law is a DDS and I trust him. We had some problems with solder voids in the past, and he was invaluable. He'd drill them out and fill them with SAC3240X+.

Two lines of thought are: * That you have some solder connections points us towards components. It seems like the solderability protection on some components need to have the reflothermal recipe tailored for that component. * Paste selection is a BI

you may want to try a different MFGR of paste, this does help on many occasions. Russ
