PNC Inc.’s BGA Assembly

At PNC Inc., with state-of-the-art BGA placement equipment, refined BGA assembly processes and X-ray test equipment, we can build high-quality BGA boards.

Our SMT production teams carefully review PCB files, BGA datasheets and BGA ball sizes to make an optimized custom thermal profile for each job. For example, when the ball size is larger than normal, we will optimize the thermal profile to localize the heating on the internal BGA to prevent voids. We follow the IPC class II standards, unless otherwise specified, to keep the void under 25% of the total solder ball diameter. The vision-centering technology in our pick-and-place machines inspect ball-in BGA’s before placement. With versatile specifications like being able to handle BGA packages from 1 x 1 mm up to 50 x 50 mm, a minimum pitch of 0.4 mm and placement accuracy at +/- 0.03 mm, our assembly department is sure to be able to handle any and all PC board assembly jobs requiring BGA’s.

In our DFM (design for manufacturability), we review PC board design, material, surface finish, solder mask clearance and solder paste type. All these factors affect the quality of the final product—the most important thing to us here at PNC Inc.

Finally, we use a Glenbrook X-ray machine for BGA analysis after the reflow process. We can detect various defects including voids, shorts, cold solder and insufficient ball melting. With our BGA analysis software, we can calculate void percentages and ball roundness to meet IPC Class 2 and 3 specifications.

Additionally, we have BGA rework capabilities in-house as well.
