Is more a guess but, your drawing is missing things, more precise the legends on the edge of the drawing, but for what I can see the diameter of the ball is 0.30 +- 0.05 hope it helps!

Balls are 0.30 mm diameter, with a height of 0.24 mm It's a 8*8 mm 184 pins BGA.

Hi, I am also facing the same probelm. I assembly a substrate with a thickness of 0.30mm and the board warp after reflow. If I bake the substrate at 125 Deg C for 2 hours will it help to solve this problem? Thanks

I need to build regulated power supply 0-30V 0-20 Amps. The only solution possible for minimizing the thermal loss is to use triacs on the secondary Trafo side in order to cut the sine for low voltage output and great current. (like 5V, 20A). Please
