I am beginer in BGA assembly and am confused in selection of pick and place option. As per book on 'implementation of BGA Technology-by 1995 aeic inc. states that BGAs reflow is quite forgiving and you need only Mechanical centering of PBGAs. The IPC

Yes, you can place a BGA in flux and get good reflow. However, depending on BGA type and size you should expect a yield loss due to coplanarity issues. Having the paste on the pad definately helps your yield.

Anyone have experience with BGA mount on via hole in pad. I'm encountering about 1 to 2% yield loss due to BGA solder short. This is an entek PCB. The BGA pad size is 32 mil, and the via hole (dia. 10 mil) is at the center of the pad. Any professiona

There was a paper recently presented by R Cirimele at the CALCE Reliability symposium in which extensive testing was done on a part (thermal stress, vibration, shock) after numerous reballing cycles. This show no failures on the reballed parts. In t

Good afternoon, 1. Never heard that phosphorus crystals formation creates difficulties with BGA soldering. Two points to check are reflow process and screen printing process. BGA package is designed to have extremely high yield. 2. Title: Reflow So

Ladies and Gents: There have been several studies including (http://www.solder.net/PDFs/LeadFree_BGATesting_InitialCycling_BEST.pdf) which have shown lower fast pass yields with solder paste. Based on internal projects of 1000+ of the same BGAs we a
