Hi Has anyone experienced laminateand BGA cracking on ENIG finish boards built using a lead free process? The laminate is cracked directly underneath the pad where the solder joint has cracked. We have confirmed the cracking via Microsectioning. We

Any crack in laminate caused by excessive flexure would look exactly like the one in the image. Vlad

Hi Adam, Since you don't see any cracking right after re-flow, then the most probable cause is the board flexture during handling/assembly. I bet you see cracking in the outer row(s) and mainly in the corner balls. Regards, Vlad

How are you sepatating your boards out of the panel? If you are flexing them to break the V-score, this could be what is causing the resistors to crack.

We had this same problem several years ago. The caps and resistors were cracking when we snapped the boards apart. We now use a pizza cutter style depanelizer. A couple of manufacturers that I know of are CAB and Fancort. I hope this helps.
