Larry, from my days of working for a Telecom. company, Bellcore standards (now Telcordia) was our BGA Void guideline. There was some verbiage in the guideline that accounted for allowable VOID VOLUME ...keep in mind, VOID AREA and volume are 2 diffe

Hi, Is there any standard for voids in a leaded device or a chip component ? IPC 7095 lists maximum allowable voiding for BGA devices but has no information on leaded devices Appreciate your help- thanks

Take a look at your profile. Early on in the development of our leadfree process we saw excessive voids on BGA'S. We tweeked our reflow profile and were able to bring our voids down to about 9% or less. Also found that some paste mfgs. worked better

Russ, I have been reworking BGA's for over five years now and have never been able to remove voids in the solder balls without removing the BGA itself. Your thermal profile can also cause the voids along with a poor solder paste. I have experimented

We seem to have voids show up in one out of 5 BGAs during x-ray inspection. The x-ray is set up to accept the joint with anything less then 30% void area. I need anyones input of what during the process we can do to decrease the voiding and/or a good

Yanno what's interesting on that topic? A small number of voids make the solder connection of a BGA stronger than no voids. Moral of the story ... don't get too anal about voids. You should check the archives ;-) [har har har] we've discussed this

I agree customer is being overly stringent, and that their is a possibility that BGA's have voids prior to installation. If you determine that the BGA's do not have voids prior to installation I suggest you slow down your ramp speed to allow the flu
