We'd suggest listening to your CSP component supplier. The standoff is too low. Check with your flux suppliers for the information you seek.

What is the joint stand-off gap anticipated after the board level assembly and reflow? If it is designed per CSP standards, there should be no issue in water cleaning. If the gap is 90 � 100 micron, better to go with a no clean paste. His needs good

Anyone know what the general rules / requirements are for micro-BGA's and CSP's as to when capillary underfill is required? (ie size of bump/ball, package thickness, PCB/CSP thickness ratios, etc).

Wouldn't it be easier to use a dual row QFN? Have you looked at tsCSP? I think that would be a good options also since it has multiple rows. I am also curious if the tsCSP is just the BCC reborn - any thoughts?
