We seem to be having a lot of issues with solder not flowing to the end of surface pads especially on fine pitch. These are assemblies we have run in the past with few issues. The bareboard finishes do not look the best. Has anyone been experiencing

With a BGA, how much solder paste are you putting on the pads? sometimes, bridging occurs when there is more solder paste than needed during reflow.....just a thought

Try using some of those new polyimide stencils. They are 8mils thick and can prevent shorting if it is due to solder mask problems or too much paste. http://www.solder.net/technical/tips.asp BWET

We are using AIM WS300 solder paste and are experiencing excessive voiding on our BGAs. We have exhausted reflow profile alternatives and just can't beat the voids. Has anyone had success with this paste on BGAs? If so how?

Grant, Have you looked at the microstructure of your lead-free BGAs soldered with leaded paste? how do they look?? the reliability of LF BGAs with leaded solder is extremely poor.

It looks to me that your reflow profile is not hot enough. Seeing the granular structure of the solder paste still on the board would indicate the paste has not reflowed entirely.

my first thought was that too, but all the other components on tha board have reflowed properly. I have tow test boards, one with Imm Sn and other with Imm AG. on both these boards only the QFP has this solder phenemenon
