Black pad on BGA after removal

I don't believe that you are seeing black pad. I think you are seeing an oxidized pad from your statement that these pads take solder. I would guess that these will be fine. But I would re-tin all pads prior to attaching the BGA to make sure.

The cleaner does have a dryer, but does not remove all moisture - we can see that. It is functioning - we can see that too.

Can you see the little dots on top of part? there should be three colored dots. If you can see then that tells you the value. Russ

Larry, Do a runstep nozzle then open the door and look and see if the nozzle is all the way on. Push up on it and see if it moves up

Thanks for all the answers. Is it also possible with lead free soldering to produce little holes in the solder that are not blowholes? We see holes where you can see the end of the hole (not very deep). The holes are always on the same places.

You say, "we have encountered solder wicking on components ..." We expect to see wicking on solder connections. Maybe we're just using different terminology. Please describe the problem that you're seeing.

It's awful hard to justify a purchase based on no information, and hard for them to get information out there if no one's buying them. If I was really interested I'd contact my closest sales rep (from the Assembleon website) and see if there are any

physically lift board of after fluxing to visually see what is covered, or using thermal fax paper to get to see coverage works well. PROPER low residue or no residue fluxes leave benign insulating residue behind not corrosive.

BGA cracking

Hi Adam, Since you don't see any cracking right after re-flow, then the most probable cause is the board flexture during handling/assembly. I bet you see cracking in the outer row(s) and mainly in the corner balls. Regards, Vlad
