Reworking BGA with hot air systems (ie, AirVac, SRT) is fairly complicated and requires fairly rigorous process control. Please compare and contrast BGA rework using hot air and your laser based system.

What to you consider to be the minimum resolution [micron] for: General, BGA, die attach uBGA, flipchip, wire bonds Wire cracks, delamination Microcircuit failure What is the relationship between resolution [micron] and the kV of the tube?

We are assembling BGA [Texas Instruments (TMS320C6201)] that has metal slugs in the packaging that act as heat sinks. What are your recommendations for inspecting the solder connections on such devices?

I'm not sure where in the world you are, but we supply a low cost, quick turn around BGA XRay service (with good operators who can interperate results). We are near Portsmouth in the south of england.

I am looking for a BGA Rework machine that can handle 16" X 14" PCBA. I evaluated SRT 1100 and that it fit my application. The problem is I do not have budget for this machine. Can anybody suggest equivalent machines???

Search the fine SMTnet Archives, for instance square and aperture [http://www.smtnet.com/Forums/index.cfm?fuseaction=search_results&CFApp=1] will get you started on various pitches of uBGA [wid a cuppla CSP thrown in for yucks].

Looking for opinions out there regarding the use of I.R. vs. Hot Air for BGA removal and replacement. Thanks for your input.

We dont distinguish between BGA, finepitch or other parts; they all get the same aperture reduction of 15% which is determined by the finepitch process. We use only PBGAs with eutectic balls. Wolfgang
