Hi All,

We are using BGAs from a new supplier, and the BGA solder balls are not collpasing properly. Can someone out there shed some light on what could be the root cause? Any help is greatly appreciated.

Hi Tony,

You should search the archives as there is a lot of threads on this topic.

A couple of quick checks -

1 - Are you running a Leadfree Process ( if you are not Leadfree maybe the BGA is ? )

2 - Check your reflow profile is hitting all the right temps.

Agreed, if your process is the same than most likely you received in a batch of lead free BGAs that are supposed to be leaded. Happens to us all the time and vice versa...

Tony, search the archives for "hybrid profile". There's alot of good info. in there about running Lead-Free BGA's in a Lead process.

Could be not enough peak temp. Do you have a profiler? I'd measure at the BGA joints- drill under board to get access to BGA solder joints and embed a couple of thermocouples with hi-temp solder, then run your profile to see max. temps. and that profile is as per solderpaste mfr's specification.
