Soldering FBGA Virtex-II XC2V6000-4FF1152C | 9 July, 2003

I need advice from someone who has already soldered this part or similar fine-pitch BGA with metal heatsink on top

Should I solder it in the oven or it's better with a rework station (IR 550A Ersascope)

I would always recommend that an oven be used. I am not familiar with the ERSA rework system so I cannot comment. The key is to heat evenly with the correct ramp rate. If your rework station does this well then use it. if not I would put through the oven. I do a lot of installations of metal top BGAs without any problems on both our rework station and through the oven. I use the oven to get the little monsters put on as fast as I can (a little flux, steady hand and put it on the conveyor one right after the other). The rework machine is just slower. Try one on your rework station and if it shorts or exhibits uneven reflow then I would put it into the oven. I am assuming that there may not be any other parts on this board?

This board is most populated and has two others BGA (plastic)

Xilinx will send me a couple of dummies, with that i will able to find the best solution for me ($4900.00us each i can't miss my shot)

Louis, For whatever it is worth, When I have $5000 parts I don't even mess around with a rework station. I would mask off any heat sensitive components (We use water soluble masking like that for wave soldering) and then process through the oven your other BGAs should be fine if they have only been reflowed once or twice before. (I am sure that some people in this Forum may disagree with that) That way you know you have a good thermal profile that will properly attach this part.

Don't forget about moisture sensitive devices already on the board if you are reflowing the entire board again. No doubt the other BGA's have been absorbing moisture since the boards were first reflowed. You may have to bake the boards before reflowing them.
