X-ray capabilities needed for Xilinix 1152-ball BGA | 3 February, 2005

It's come time to upgrade our Glenbrook RTX-113 x-ray with something that has a little more "balls", as it were.

I've been looking at their 90KV "Jewel Box", figuring that has enough power to keep us in the game for the future.

But in speaking with an engineer from a company that we've been talking to about some potential business, who has had some failures on some Xilinx 1152-BGA's, he says that almost all 3D x-ray machines he's familiar with have trouble dectecting voids and such when you start looking at the BGA's at a 45-degree angle. The metal top can be seen through from a 90-degree angle, but then you're basically back to standard transmission x-ray performance just like I have now with my RTX-113. He says the only thing he's found that he has any confidence in, is a 5DX. I wish we had the kind of money to afford a 5DX...

Do any of you use something other than a 5DX to inspect Xilinx 1152-ball BGA's? If you do, would you mind sharing what you use, and how well it performs?

Hi Steve- We have a Glenbrook system and are pretty pleased with it....as far a value vs. cost it works great. I did have an issue with a Soic with a ground plane in the center...yes SOIC!!! The Ground plane was a heat sync that had vias for thermal relief. It was important to verify solder fillet in all of the vias under the soic. this was a challenge for the 113 system. Glenbrook took the units to their lab and provided me with the results I needed for an ecconomical cost.

Also, on some BGA's we found looking from the bottom of the board (through the FR4) generated better results.

When we needed a high powered x-ray we used a local electronics lab for services. they had a Phoenix system...very nice but about choked on the $ of the system.

Are you using this for 100% inspection or just process prove out?

I have a Micro Focus with digtal upgrade and fine resolution beam. This system is used to inspect BGA+1500 devices. In fact I can see the flat spots where the device interfacial occures.

Check with focalspot...these guys have tons of experience in x-ray and a leading service dept.
