Is there some one who could recommend me a reballing Machine??

I'll appreciate your comments and if U have the web address for that machine.

Hi Josue,

Check archives (I think 98-sept-Oct some vendor at SMTA Conf.)...I was looking for the same thing...was very skeptical about reliability data ..couldnt approve reballing process except protos. Low repeatability after DTC/stress.

Josue,

I know KME or Create makes a BP10 for BGA reballing and a BP20 for CSP. The only problem is that these machines are only used overseas so far.

Hepco has a re-balling machine that is very simple to use, and is a low cost equipment.

The Hepco tool is nice but very manual. Need an automated solution? Look at the Vanguard VAi 6300 or the Speedline Matrixx. Both are considered industry standards. However, be prepared to spend big dollars.
