BGA reballing kit | 24 January, 2006

Hi all. I'm about to invest in a BGA reballing kit, and was wondering if I could get some endorsments or at least some product reviews from any of you who may be now, or have in the past, used any of the kits out there. I'm looking to combine ease of use with expense as much as possible here. Any help would be greatly appreciated! Thanks.

I have used Winslow preforms several times.....sometimes with great results and others with not so good. It just depends on the BGA. I have a custom ASIC that will not re-ball, Winslow has even had trouble re-balling them. I would suggest using another kit. Just my 2 cents worth.

Billy, I think the most versatile kit out there is the RB-2000 system from Mini Micro Stencil. We have not run into a part yet that we could not reball, even ones with a raised encapsulated center. They even make custom screens that match the component so you just place the screen over the part for alignment. http://www.minimicrostencil.com/reballing.html

Thanks guys. I laid out he $250 for the Winslow. We don't do a very large amount of it here at all, so with any luck this'll provide us with what we need. Going forward, should we need something more versatile, I'll probably purchase the Mini-micro and see how that goes. Thanks to all for the help.
