Flip Chip and lead-free soldering | 20 July, 2000

Do you have any experience with flip chip applications using lead-free solder, and specifically do you have any information revealing how the process parameters for standard air reflow atmosphere can be modified to match the results for solder reflow in nitrogen? Solder interconnect formation quality does not seem to be as robust for air as nitrogen.

Sorry at the moment I do not have information but as usual I want to get some hands on sessions going. We were doing a flip chip workshop hands on session for Speedline last week in England. We did the theory and then hands on soldering and underfill with Bob Willis home made laminate flip chips.

We will be doing the same thing with lead free as we did with do it yourself BGAs a couple of years back, keep in touch and I will tell you how we got on.

It was great fun hand placing my parts, and after reflow they where not half bad in x-ray.
