I'd guess that the interconnect pads on the BGA have poor solderability. Confirm this with testing at an independent lab. Work with your supplier to resolve the issue.

we use ultrasonic machine - it cleans good. You should be aware that there is quite a maintenance. THere are filters that have to be changed often and one's in a while I would drain the whole thing clean it and re-fill it.

Tell us more ... Have you checked the density of your flux? How old is the flux? Is this a spray or a foam fluxer? What type of maintenance is being done? Do you get good hole fill with the the tank pressure of 130 on other boards?

Hi Dave, Thank you for the input. We have completely checked the whole process and solder mask thickness is the only thing that might impact. I wonder whether you might know chemical solutions capable to dissolve solder mask? Regards, Pavel

If the offsets are the same for every board and stencil you checked - You should calibrate this machine. Usually you should have a calibration stencil and board to do that.

Sadly we have 3 of these, and not one came with a calibration stencil. I couldn't even find a calibration menu other than the "screw head" one.
