Joseph, I've heard of a lead free solder alloy, Sn43/Bi57 that melts at 139�C and reflows between 160-170�C. You may find the following website useful. Good Luck Scott

Voids in solder bumps

Hi Everyone Does anyone has any insight regarding the void formation in the solderbumps during wafer bumping by electroplating. Someone told me that it could be mainly coz of the alloy concentration being incorrect. Any suggestions, corrective action

I don't think thay offer that specific alloy, but if you check with Kester, Alpha, and Indium; they might be able to suggest a supplier or an alternate product thaat is quite similar.

You can reference to J-STD-006 for your minimum requirement. There have a higher purity of the alloy and excess the standard but the price is higher.
